新型纳米蜂窝超结构纹理多晶硅的制备、表征及性能研究

PREPARATION,CHARACTERIZATION AND PROPERTY STUDY OF NOVEL NANOSCALE HONEYCOMB SUPERSTRUCTURE TEXTURE MULTI-CRYSTALLINE SILICON

  • 摘要: 该文通过NH2C2H4OH/NH4F/HF/H2O2的混合溶液对硅片结构进行重构,得到纳米蜂巢状超结构黑硅多晶电池。超结构的蜂巢状纳米结构不仅有利于增强其陷光性能,同时限制了绒面比表面积,因此黑硅电池相对常规电池反射率有了5%的下降,但仍具备较高的钝化效果。经试验得到具有最佳电性能表现的黑硅电池片,其开路电压为0.635 V,短路电流为9.17 A,光电转换效率较常规酸制绒电池片高0.465%,达到19.18%。这说明具备纳米蜂窝状结构的黑硅电池片具备优秀的电性能表现。

     

    Abstract: Nanoscale honeycomb superstructure textured multi-crystalline Si solar cells are obtained by Nano Structure Rebuilding(NH2C2H4OH/NH4F/HF/H2O2) solution.Honeycomb superstructure does not only enhance the light trapping performance,but also limit the specific surface area of the texture.The reflectance of the as-fabricated silicon surface was about 5% lower than that of the regular mc-Si,but still has a high passivation effect.The black silicon cell with the best electrical performance was obtained by experiment.Its open circuit voltage was 0.635 V,short-circuit current was 9.17 A,and the photoelectric conversion efficiency was 0.465% higher than that of acid texturing cell,reaching 19.18%.This shows that the black silicon cell with nano honeycomb structure has excellent electrical performance.The black silicon cell with the best electrical performance was obtained by experiment.Its open circuit voltage was 0.635 V,short-circuit current was 9.17 A,and the photoelectric conversion efficiency was 0.465% higher than that of acid texturing cell,reaching 19.18%.This shows that the black silicon cell with nano honeycomb structure has excellent electrical performance.
