HJT太阳电池光注入退火工艺的增效研究

RESEARCH ON EFFICIENCY ENHANCEMENT OF HJT SOLAR CELLS BY LIGHT INJECTION ANNEALING PROCESS

  • 摘要: 在异质结(HJT)太阳电池制备过程中,低温固化工艺后对太阳电池进行光注入退火可以实现太阳电池光电转换效率提升。研究了HJT太阳电池n面进行光注入退火处理时,光注入退火时间、光注入退火温度,以及双面光注入退火对光电转换效率提升的影响,同时还分析了光注入退火处理对不同光电转换效率档位HJT太阳电池增效的影响。结果表明:1)随着光注入退火时间的增加,HJT太阳电池光电转换效率提升幅度先增加后基本保持稳定;2)随着光注入退火温度的增加,HJT太阳电池光电转换效率提升幅度先增加后减小;3)太阳电池双面都进行光注入退火处理不能达到光电转换效率叠加提升的效果;4)光注入退火处理对光电转换效率低的HJT太阳电池的增效效果更好,主要是因为此类太阳电池内部及表面的缺陷更多。

     

    Abstract: In the preparation process of heterojunction(HJT) solar cells,light injection annealing after lowtemperature curing process can improve the photoelectric conversion efficiency of solar cells. This paper investigates the effects of light injection annealing on the n-surface of HJT solar cells,including the time and temperature of light injection annealing,as well as the effect of bifacial light injection annealing on the improvement of photoelectric conversion efficiency. Additionally,the effects of light injection annealing on the efficiency enhancement of HJT solar cells at different levels of photoelectric conversion efficiency are analyzed.The results show that:1) With the increase of annealing time for light injection,the increase in the photoelectric conversion efficiency of HJT solar cells first increases and then remains basically stable;2) As the annealing temperature of light injection increases,the increase in the photoelectric conversion efficiency of HJT solar cells first increases and then decreases;3) Both sides of the solar cell undergo light injection annealing treatment,which cannot achieve the effect of superimposed improvement in photoelectric conversion efficiency;4) The enhancement effect of light injection annealing on HJT solar cells with low photoelectric conversion efficiency is better,mainly because there are more defects inside and on the surface of such solar cells.
