To address the issues of poor thermal and electrical conductivity of degradable epoxy resins used in the field of electronic packaging
hyperbranched polyester was used to modify the surface of nano boron nitride. We investigated the impact of hyperbranched treatment of boron nitride on the thermal and electrical properties of epoxy resins cured with disulfide bonds. The results show that
compared to the coupling agent treatment method
the degradable epoxy resin filled with 5wt% hyperbranched polyester-modified nano boron nitride has a thermal conductivity increase of 44.44%
a volume resistivity increase of 7.11%
an AC breakdown strength increase of 12.57%
and a dielectric loss decrease of 2.82%. By immersing the samples in a glycol solution containing catalyst TBD to observe the degradation rate
the samples containing hyperbranched modification degrade faster
and the residual mass of CHBP-modified nano boron nitride samples after 1 hour of degradation is 58.05% lower than that treated with coupling agents. Hyperbranched polyester can improve the dispersion and organic compatibility of boron nitride fillers
enhance the interfacial bonding strength
and thus significantly improve the thermal and electrical properties of degradable composite materials.
